報告摘要

此次報告將分享半導體集成電路晶圓激光退火的(de)研(yan)究(jiu)背(bei)景(jing)、應用背(bei)景(jing)以及國內外技(ji)術(shu)(shu)發展水平。隨(sui)著半導體制(zhi)造技(ji)術(shu)(shu)的(de)不(bu)斷發展和超大規模集(ji)成(cheng)(cheng)電(dian)路(lu)設(she)計制(zhi)造能力的(de)不(bu)斷提(ti)升,激光退(tui)(tui)(tui)火技(ji)術(shu)(shu)逐漸取(qu)代傳統(tong)爐管退(tui)(tui)(tui)火技(ji)術(shu)(shu),成(cheng)(cheng)為28nm及以下邏輯芯片制(zhi)造前道工序(xu)中不(bu)可缺(que)少的(de)關鍵工藝之(zhi)一。激光退(tui)(tui)(tui)火相對于傳統(tong)退(tui)(tui)(tui)火,具有選(xuan)區(qu)加熱(re)、閉環精準(zhun)控溫、高(gao)能量密度、連(lian)續能量輸(shu)出穩定(ding)等特(te)點,能夠(gou)滿足多種(zhong)退(tui)(tui)(tui)火工藝需求。

獲獎產品

炬光科技DLight?S系列半導體集成電路晶圓退火系統結合了產生光子的共晶鍵合技術、激光光源熱管理技術、熱應力控制技術以及調控光子的激光光束轉換技術和光場勻化技術,可生成一條線寬70μm,長寬比達160:1的近紅外波段極窄線光斑,提供高達1800W/mm2的連(lian)續能(neng)量輸出(chu),在(zai)不到(dao)(dao)1毫秒的時間內將晶(jing)圓(yuan)(yuan)表層原子(zi)層加(jia)(jia)熱(re)到(dao)(dao)1000°C以上再急(ji)速冷卻,從(cong)而有效減(jian)少前道工(gong)(gong)序中產生(sheng)的晶(jing)圓(yuan)(yuan)電極缺陷,提(ti)高產品性能(neng),提(ti)升晶(jing)圓(yuan)(yuan)生(sheng)產良品率。在(zai)光斑長度方向(xiang)上,該專項技(ji)術(shu)可(ke)達到(dao)(dao)>95%的光斑均勻性和(he)>98%的連(lian)續輸出(chu)能(neng)量穩定性,同(tong)時還具備工(gong)(gong)藝點溫度監測,輸出(chu)光束質量在(zai)線檢(jian)測等附加(jia)(jia)功(gong)能(neng)。其(qi)產品核心技(ji)術(shu)以及(ji)獨創性已獲得業界(jie)的廣泛認(ren)可(ke)。
